چکیده

In this work the effect of carrier gas and post-growth activation conditions on the electrical properties of Mg-doped p-GaN single layers grown in a vertical flow close-coupled showerhead MOCVD system is investigated. The results of Hall effect measurements show that although the optimal Mg precursor flow rate depends on the growth atmosphere and is smaller when N2 is used as a carrier gas, similar electrical properties could be realized with both H2 and N2 carrier gases. The results of SIMS analysis demonstrate that while Mg incorporation is higher for N2 carrier gas, the efficiency of Mg activation is higher when H2 is used as carrier gas. We have also observed that the structural quality of N2 grown layers is substantially lower compared to the H2 case. r 2006 Elsevier B.V. All rights reserved. PACS: 81.15.Gh; 73.61. r; 68.55.Ln

Electrical and surface composition properties of phosphorus implantation in Mg-doped GaN

Changes in electrical as well as surface composition such as chemical and electronic properties of Mg-doped p-type GaN by phosphorus implanting are systematically investigated using Hall effect and X-ray photoelectron spectroscopy (XPS) measurements. It is shown that p-type conductivity of Mg-doped GaN can be improved by implanting P atoms after a proper post-implantation annealing treatment, p...

The Interaction of HCN Gas on the Surface of Pristine, Ga, N and GaN-Doped (4,4) Armchair Models of BPNTs: A Computational Approach

In this research, the interactions of HCN gas with pristine, Ga-, N- and GaN-doped of boron phosphide nanotube (BPNTs) were investigated by using density function theory (DFT). The structure, electrical and NQR parameters, quantum descriptors involving energy gap, global hardness, global softness, electrophilicity, electronic chemical potential and electronegativity were calculated. The adsorpt...

Vacancy defects as compensating centers in Mg-doped GaN.

We apply positron annihilation spectroscopy to identify V(N)-Mg(Ga) complexes as native defects in Mg-doped GaN. These defects dissociate in postgrowth annealings at 500-800 degrees C. We conclude that V(N)-Mg(Ga) complexes contribute to the electrical compensation of Mg as well as the activation of p-type conductivity in the annealing. The observation of V(N)-Mg(Ga) complexes confirms that vac...
